Abstract

We have optically induced ultrafast shift currents in GaAs quantum wells and studied their dependence on excitation photon energy. We observed a current reversal between excitation of the n=1 and the n=2 light-hole exciton transitions. A simple theoretical model allows for the explanation of the current reversal and suggests that it is due to intersubband scattering of the holes (© 2011 WILEY-VCH Verlag GmbH & Co. KGaA, Weinheim)
