Evidence for of a 2D electron gas and an anomalous temperature dependence in the conductance are presented in devices based on ZnO nanowires (NWs). The phenomena are attributed to the coexistence of the metallic surface shell and semiconducting inner NW core. The nature of the NW surface shell can be tuned reversibly from metallic to insulating by surface band-bending; this reversible switching between high and low conductive states may serve as the basis for a variety of sensing devices.
